About the role#
As a Process Engineer Intern, you will join the AI Products team to support the development of assembly and packaging technologies. This role focuses on the transition of AI silicon from initial concept to high-volume manufacturing. You will gain exposure to 2.5D and 3D chip-on-wafer assembly and co-packaged optics, which are essential for modern data center infrastructure.
What you'll do#
- Support process development activities for 2.5D/3D chip-on-wafer assembly and co-packaged optics.
- Track and analyze data from packaging builds to identify trends and potential risks during the New Product Introduction phase.
- Document risks and mitigation plans as products move toward high-volume manufacturing.
- Participate in internal and partner meetings to learn about design-for-manufacturing, reliability, and cost-tradeoff discussions.
- Contribute to reports that summarize technical progress.
What you'll need#
- Current enrollment in a Master's degree program in Materials Science, Chemical Engineering, Mechanical Engineering, Chemistry, Physics, or a related field.
- Expected graduation date between Fall 2027 and Summer 2028.
- Coursework or project experience in semiconductor processing, materials science, or packaging and assembly technologies.
- Familiarity with data analysis tools such as Excel, JMP, or Minitab.
- Experience with programming or scripting languages like Python.
- Prior internship or research experience within a semiconductor, manufacturing, or process engineering setting.
- A basic understanding of reliability testing or failure analysis concepts.
- Strong written and verbal communication skills.
- Ability to work independently and manage multiple tasks.
